The 9N90 is a high-voltage N-channel MOSFET designed for applications that require stable switching performance and dependable operation. It is rated for 900 V drain-source voltage and 9 A continuous drain current. The device uses planar-stripe DMOS technology to maintain predictable switching behaviour and supports operation up to a 150 °C junction temperature. Its TO-247 package enables use in high-power systems such as inverters, SMPS units, UPS systems, and motor-drive circuits.
This MOSFET provides a combination of low conduction loss and reduced dynamic charge. The datasheet specifies an RDS(on) of 1.4 Ω at VGS = 10 V (ID = 4.5 A) and a total gate charge of 46 nC at VDS = 200 V and ID = 9 A. The device includes an internal body diode rated for 9 A forward current and features avalanche energy capability for inductive load environments. These characteristics support use in high-voltage converters, PFC stages, solar inverters, welding equipment, and industrial power systems.
