60h65DFB TO-247 IGBT is engineered for high power and efficient switching in demanding applications. With a maximum junction temperature of 175°C and a typical low saturation voltage (VCE(sat)) of 1.6V at 60A, this IGBT ensures reliable performance even under high loads. Its high-speed switching capabilities and minimized tail current provide enhanced efficiency in photovoltaic inverters and high-frequency converters.

This IGBT features tight parameter distribution, safe paralleling capability, and a positive VCE(sat) temperature coefficient, making it ideal for a wide range of power electronics applications. The low thermal resistance and very fast soft recovery antiparallel diode ensure optimal thermal management and minimal switching losses.
